The GRF5526 and GRY5536 InGaP HBT power amplifiers deliver 250 mW (+23 dBm) RF output at 2.5 to 2.7 GHz and 3.3 to 4.2 GHz, respectively, over a temperature range of -40° C to +85°. Designed for use in 5G infrastructure, ACLR is at least -45 dBc, and IMD3 is less than -20 dBm.
